If restricting it to just Z, then Freeza unless counting Namek Arc Vegeta. His polite manner of speech separated him from the rest of the megalomaniacs that inhabited the rest of the series, if only that. His duality of being polite whilst also being merciless was also a lot better played than the rest of the villains only shifting between arrogance and rage in a manner lacking creativity as with Cell and Evil Boo.

If including part 1 villains, Piccolo Daimao is a close contender due to his plan also being focused on showcasing humanity's own evil by eradicating laws and seeing what happens, which is a lot more interesting than only wanting to rule/destroy everything.

Boo or Freeza, both were really feared and intimidating unlike Cell or the Androids. Personality wise, Base Cell of course. I would choose perfect Cell if it wasn't his "love to fight" thing personality which I dislike.
